A short circuit current density (Jsc) is 0.647 μA/cm2 and an open circuit voltage (VOC) is 0.579 Volt, and Isc is 20.3 nA. Betavoltaic Au/Ni/n-Si schottky barrier has a fill factor of 0.76. The voltage ad the current at the peak power is 0.5 Volt and 0.571 μnA/cm2. The efficiency of battery is 0.318 %. Whereas for betavoltaic microbatteries using GaN, the short circuit current density (Jsc) is calculated to be 1.19 μA/cm2 , the open circuit voltage (VOC) is 0.432 Volt, and Isc is 37.5 nA. Betavoltaic Au/Ni/n-GaN schottky barrier has a fill factor of 0.757. The voltage and the current at the peak power are 0.375 Volt and 1.04 μnA/cm2, respectively. The efficiency of battery of 0.445% was obtained. text
